BILLERICA, MA — February 2, 2015 — MRSI Systems, a developer and manufacturer of turnkey die bonding and dispensing systems, announced today the introduction of their most advanced system with the MRSI-M1 Assembly Work Cell, a 1 micron placement accuracy bonder. Flexible by design, the MRSI-M1 delivers an industry-leading combination of accuracy, speed and reliability for complex epoxy die attach, eutectic and flip chip bonding. The system’s fast response, closed-loop force control enables placement of both delicate devices at low forces and components requiring higher forces.

A new and innovative camera probe and self-leveling stage takes the M1 to the next level. The state-of-the-art optical camera probe provides real-time, near-field vision alignment that increases the accuracy of the standard platform to one micron. The cost benefit is significant, as the assembly of less critical components can be placed at higher speeds at 3 microns using the standard assembly processes. The unique self-leveling stage allows for automatic co-planarity set-ups, which ensures accurate placements as die sizes and aspect ratios increase.

The MRSI-M1 is ideally suited for the assembly of Photonic Packaging including Active Optical Cables, Si Photonics, Microwave Modules, MEMS, and Advanced Semiconductor Packaging, including 2.5D (interposer) and 3D bonding.
